High-Temperature and Corrosion-Resistant Surface Treatment Technology and Applications for Ultra-Low Profile Copper Foil

Abstract

Ultra-low profile (VLP/HVLP) copper foil is the core conductor material for high-frequency and high-speed copper clad laminates, chip packaging substrates and millimeter-wave communication printed circuit boards. Its surface treatment layer directly determines signal transmission loss, interlayer bonding reliability and service life under high-temperature lamination. With the rapid evolution of 5G/6G communications, AI computing infrastructure and smart terminals, lamination temperatures for copper clad laminates have generally advanced to 180-230 °C, and even higher for some high-frequency materials, while the copper foil surface roughness must be compressed to Rz 0.3-1.5 μm to suppress skin-effect losses. The triple contradiction among roughness reduction, bonding enhancement and dielectric loss control has made surface treatment of ultra-low profile copper foil a common industrial bottleneck: conventional silicate, organic resin, silane and chromate treatment systems provide insufficient bonding layer thickness and chemical bond strength at low roughness, and systems containing organic azole inhibitors such as benzotriazole (BTA) lose protective efficacy above 200 °C due to sublimation and volatilization, failing to meet the anti-discoloration requirements under high-temperature lamination and repeated thermal histories. Drawing on more than ten years of accumulation in electronic material surface treatment technology, Hefei Huaqing High-Tech has formed a batch-deliverable high-temperature and corrosion-resistant surface treatment solution for ultra-low profile copper foil through systematic integration of nano-composite oxygen barrier layer construction, inorganic-organic hybrid heat-resistant film formation, heteroatom-coordinated functional silane selection and a two-stage curing system, providing a reliable material basis for the domestic production of high-frequency and high-speed copper clad laminates.

1. Technical Application Background

Ultra-low profile copper foil, with its sub-micron surface profile, exhibits excellent skin-effect suppression capability in high-frequency and high-speed signal transmission, and has become a key conductor material for 5G base stations, AI server motherboards, 800G/1.6T optical modules, high-speed switches and millimeter-wave phased array radars. According to public industry information, ultra-low profile copper foil has rapidly advanced from the HVLP1/HVLP2 generations to HVLP4/HVLP5, with surface roughness Rz compressed from the 2.0 μm class to the 0.3 μm class, while high-end copper foil consumption per AI server is several times that of conventional servers. Meanwhile, multi-layer lamination, repeated hot pressing and 288 °C solder dipping impose unprecedented strict requirements on the thermal reliability of the copper foil-resin interface. The copper foil surface treatment layer has thus transformed from an auxiliary process for improving adhesion into a core technology determining the reliability of high-end copper clad laminates.

However, the surface treatment of ultra-low profile copper foil faces a set of mutually exclusive rigid constraints. First, to control skin-effect losses, surface roughness must be compressed as much as possible: the skin depth is 2 μm at 1 GHz and only 0.66 μm at 10 GHz, with signal current flowing almost exclusively in the outermost layer of the foil, at which point the micron-scale copper nodule mechanical interlocking relied upon by conventional roughening processes is completely blocked. Second, to maintain interlayer reliability, the peel strength between copper foil and resin must reach above 0.8 N/mm, while the mechanical anchoring points available on a low-roughness surface decrease sharply. Third, to guarantee signal integrity, the polar groups introduced by the treatment layer must be strictly controlled, requiring a dielectric loss factor Df of ≤0.0005 at 10 GHz. These three constraints point to a single conclusion: the interfacial bonding of ultra-low profile copper foil must be provided by chemical bonding rather than mechanical interlocking, while thickening the chemical bonding layer constitutes a direct conflict with the low dielectric loss requirement.

2. Technical Limitations of Mainstream Copper Foil Surface Treatment Systems

Four main types of copper foil surface treatment systems are used in industry: chromate passivation, inorganic-organic hybrid passivation, silane coupling agent, and pure organic resin coating. While each is mature for conventional electronic copper foil, after migration to ultra-low profile copper foil, all exhibit varying degrees of technical limitations in bonding strength, high-temperature stability and dielectric properties under low-roughness conditions, as shown in Table 1.

Table 1 Technical Limitations of Mainstream Copper Foil Surface Treatment Systems on Ultra-Low Profile Copper Foil

System Type

Main Film-Forming Components

Performance at Low Roughness

Principal Limitations

Chromate passivation

Chromate/dichromate, zinc salts, phosphates

Complete film formation, good conductivity, stable compatibility with conventional resins

Cr(VI) restricted by RoHS and REACH, creating compliance pressure for export products; ineffective mechanical anchoring on surfaces with Rz ≤0.5 μm

Inorganic-organic hybrid passivation

Molybdates, tungstates, phytic acid, silicates, organic inhibitors

Excellent ambient-temperature oxidation and corrosion resistance, good film uniformity

Systems relying on organic azoles as primary inhibitors fail above 200 °C due to sublimation and volatilization; some organic components introduce additional dielectric loss

Silane coupling agent

Amino, epoxy, vinyl and methacryloxy silanes, nano-silica

Markedly enhanced chemical bonding without increasing roughness, good compatibility with high-frequency resins

Pure silane layers reach only 25-40 nm and cannot independently fulfill the bonding task on ultra-low profile copper foil; improper functional group selection markedly reduces strength

Pure organic resin coating

Acrylic, epoxy and polyurethane emulsions, silicone additives

Thick films with good barrier properties and certain mechanical protection

Prone to thermal decomposition and crosslink shrinkage under thermal history, with a narrow compatibility window with resin matrices; high polar group content markedly degrades the dielectric performance of high-frequency laminates

3. Mechanism Analysis of Insufficient High-Temperature and Corrosion Resistance

3.1 Failure of the Interfacial Bonding Mechanism Under Skin-Effect Constraints

Conventional electrolytic copper foil relies on mechanical interlocking formed by micron-scale coarse copper nodules for interfacial bonding, with roughness Rz typically at 4-8 μm. Such structures constitute a direct loss source in high-frequency applications: current is forced along the rough profile over an extended path, causing significantly increased insertion loss above 10 GHz. To balance loss and bonding, the industry introduced nano-level micro-roughening, growing uniform fine copper particles of 50-200 nm rather than coarse nodules, thereby retaining adequate specific anchoring area without significantly raising the profile. However, once roughness is further compressed to the HVLP class (smooth side Rz ≤0.3 μm), available anchoring points become extremely sparse and the mechanical interlocking contribution decays to a negligible level, obliging interfacial bonding to be carried by the chemical bonding pathway. This constitutes the essential distinction between ultra-low profile copper foil surface treatment and that of conventional copper foil.

3.2 Mutual Constraint Between Bonding Layer Thickness Limit and Dielectric Loss

There is a clear physical upper limit to silane coupling agent film thickness on copper. Published experimental studies show that a 0.25 vol% aqueous solution forms a silane layer approximately 25 nm thick on oxidized copper surfaces, while 0.5 vol% corresponds to approximately 40 nm, and that at low concentrations silane hardly covers the oxide at grain boundaries with lower crosslink degree on polished copper surfaces. Conventional single-component silane systems therefore cannot independently support the bonding task on ultra-low profile copper foil, and the thickness gap must be filled by nano-scale inorganic phases. Raising silane dosage, however, is not a viable path: published patent data indicate that above 2 wt% silane in the surface treatment agent the overall electrical and heat resistance properties are significantly affected, while below 0.3 wt% the viscosity-enhancing effect is insufficient. Silane dosage is therefore confined to a narrow 0.3-2 wt% window, and this window is simultaneously constrained by the Df ≤0.0005@10 GHz requirement of high-frequency laminates: once polar group content exceeds the permissible level, peel strength and dielectric performance form an irreconcilable opposition.

3.3 High-Temperature Sublimation Failure of Organic Azole Corrosion Inhibitors

Chromate passivation performs excellently in high-temperature and corrosion resistance, but the environmental and wastewater treatment cost pressure arising from Cr(VI) toxicity has made chromium-free passivation the industry direction. The core corrosion inhibitors of chromium-free systems are predominantly organic azole compounds such as benzotriazole (BTA), tolyltriazole (TTA) and mercaptobenzothiazole (MBT), relying on chelation between the lone pairs on the triazole nitrogen atoms and Cu/Cu+ to generate a dense hydrophobic protective film on the copper surface. However, the thermal stability of such organic molecules is intrinsically limited: for BTA, the sublimation point is 200 °C, the decomposition temperature 260 °C, the boiling point at atmospheric pressure 204 °C, and the flash point 190-195 °C. This means that under a 200 °C 1-hour test or service condition, the active components in the chelated protective film continuously sublime and escape, and the copper surface progressively loses its coordination protection and is directly exposed to oxidation in air. An already commercialized lithium battery copper foil chromium-free anti-oxidation bath using a molybdate-hexametaphosphate-MBT sodium salt-TTA-EDTA-phosphoric acid system has published measured data of no oxidation discoloration at 140 °C/15 min, with slight to extensive oxidation discoloration already appearing at 160 °C/10-30 min, demonstrating a clear engineering ceiling on the temperature tolerance of organic azole-containing systems.

3.4 Morphological Evolution of High-Temperature Oxide Films on Copper Substrate

The oxidation behavior of copper in air exhibits distinct temperature-banded characteristics: oxide films begin to form at approximately 150-180 °C, red Cu2O forms rapidly in the 180-220 °C range, and black CuO takes over above 220 °C. Research further indicates that on different copper crystal orientations, differing oxidation barriers produce Cu2O layers of different thickness under identical thermal treatment, presenting distinct hues through multi-reflection interference at the air/Cu2O and Cu2O/Cu interfaces. This physical fact carries two engineering implications. First, the substance of "no discoloration" is that the oxide film has not grown to a visible interference thickness; visual criteria are neither scientific nor reproducible and must be grounded in measurable quantities such as ΔE*ab or reflectance change rate. Second, oxide films preferentially grow on individual copper crystal surfaces or local regions, so once pinholes appear in the protective film, localized oxidation is markedly amplified and becomes the starting point for subsequent interface failure, which imposes compactness and uniformity requirements on the composite treatment layer exceeding those for conventional coatings.

4. Impact on Key Performance Indicators of Copper Clad Laminates

4.1 Impact on Peel Strength and Interlayer Reliability

Peel strength is the most direct indicator of copper foil-resin interfacial bonding capability. Because ultra-low profile copper foil has very few available mechanical anchoring points, its peel strength depends almost entirely on the chemical bond strength formed between the surface treatment layer and the copper substrate, and on the compatibility matching between that layer and the resin matrix. Research shows that conventional silane systems relying solely on siloxane condensation with hydroxyl groups of copper surface oxides achieve an interlayer adhesion of only 1.32 N/cm; whereas silane systems incorporating heteroatom coordination functional groups such as thiazole or imidazole rings form coordination bonds between the heteroatom lone pairs and the d-orbitals of copper atoms in surface Cu2O, constituting insoluble organometallic polymers that simultaneously crosslink with the resin, raising interlayer adhesion to 5.97 N/cm — a 4.5-fold increase. This data comparison clearly demonstrates that the functional group type carries substantially greater weight for bonding strength than film thickness itself.

4.2 Impact on Dielectric Loss and Signal Integrity

Signal integrity of high-frequency and high-speed copper clad laminates depends directly on the dielectric loss characteristics of the matrix and the interface layer. The copper foil surface treatment layer lies between conductor and dielectric, and its polar group population, molecular polarity, and bonding state with the copper substrate all convert into additional loss through the interface polarization mechanism. Public technical requirements explicitly state that under M-side Rz ≤0.3 μm conditions, achieving peel strength ≥0.8 N/mm requires simultaneously ensuring Df ≤0.0005@10 GHz, while conventional coupling agents or surface roughening treatments readily introduce polar groups that raise dielectric loss. This means that treatment layer design cannot simply pursue maximization of film thickness and polar group population, but must instead shift to replacing highly polar amino and epoxy groups with low-polarity heterocyclic coordination functional groups, maintaining chemical bonding strength while suppressing dielectric loss.

4.3 Impact on Reliability Under High-Temperature Lamination and Solder Dipping

Multi-layer lamination temperatures for copper clad laminates are typically 180-220 °C, exceeding 230 °C for some high-frequency materials, while solder dipping temperatures reach as high as 288 °C. Under these thermal histories, copper atoms diffuse toward the resin interface, resin thermal decomposition products erode the copper foil interface in reverse, and the treatment film itself shrinks and cracks at high temperature, jointly causing peel strength decay and board delamination. Public industry data indicate that nano-controlled micro-roughening combined with silane coupling chemical covalent bonding achieves ambient peel strength above 1.0 N/cm, retention of at least 70% after high-temperature lamination, and no delamination or blistering in the 288 °C float test. It is worth noting specifically that ordinary zinc-nickel heat-resistant barrier layers begin to fail above 200 °C, so the composition design and thickness control of the heat-resistant barrier layer must be considered in tandem with the integrity of the surface treatment layer.

5. Process Scheme and Technical Breakthroughs of Hefei Huaqing High-Tech

Addressing the above industry limitations, Hefei Huaqing High-Tech has carried out key technological research targeting the special service requirements of ultra-low profile copper foil, covering nano-composite oxygen barrier layer construction, inorganic-organic hybrid heat-resistant film formation, heteroatom-coordinated functional silane selection and matching, and a two-stage curing system. Building upon conventional wet surface treatment, this achieves grain-refined compact multi-layer structure deposition, fundamentally restructuring the solution pathway for the "low roughness-high bonding-low loss" trilemma, and systematically resolves common industrial problems including the incompatibility between low roughness and high bonding, high-temperature lamination delamination, and insufficient high-temperature performance of chromium-free passivation, establishing a mature process system suitable for scalable mass production. The core technological breakthroughs include:

(1) Nano-composite oxygen-barrier bonding layer construction technology. Breaking through the film thickness limit of pure silane, surface-modified nano-silica is organically-inorganically hybrid-crosslinked with heteroatom-coordinated silane to build a dense oxygen-barrier network on the copper surface, achieving film thickness on the order of 60 nm while markedly improving grain-boundary coverage uniformity. This meets the chemical bonding requirement under low-roughness conditions while assigning the oxygen-diffusion barrier function to the inorganic phase, avoiding the degradation of dielectric loss caused by simply thickening the organic layer.

(2) Inorganic-organic hybrid heat-resistant film formation technology. Completely avoiding the sublimation failure of benzotriazole-type organic azole inhibitors at 200 °C, inorganic corrosion inhibitor components such as molybdates, tungstates and phytic acid serve as the high-temperature protection main body, with the thermal stability of the inorganic framework guaranteeing film integrity during prolonged high-temperature exposure. Published benchmark systems have achieved stability under 180-200 °C baking for 1 hour, thereby raising the engineering temperature ceiling of chromium-free surface treatment from the conventional 140-160 °C to the 200 °C class.

(3) Heteroatom-coordinated functional silane selection and matching technology. For different resin systems including epoxy, BT, PI, LCP, PPE and PTFE, silane coupling agents bearing functional groups such as thiazole ring, imidazole ring, epoxy and methacryloxy are selectively matched to establish molecular-level chemical bonding between the copper surface and the resin, upgrading interfacial binding from traditional single mechanical interlocking to a dual "physical + chemical" anchoring mechanism, while low-polarity heterocyclic systems control the risk of Df degradation. Functional group selection must be matched simultaneously with copper foil morphology and resin system rather than offered as a generic recommendation.

(4) Two-stage curing and full-process control technology. To address the thermal deformation risk of ultra-thin copper foil (9-18 μm) under excessive bath loading, a two-stage curing system of 80 °C/10 min drying and 120-150 °C/20-30 min crosslinking is adopted, avoiding film blistering and cracking from physical water flash boiling when wet film enters a high-temperature oven directly. Key control points for final rinse conductivity, bath pH, silicate ion content and nano-phase dispersion state are established in parallel, combined with retention-sample turbidity bath life tracking and online closed-loop control, guaranteeing batch consistency and production feasibility.

Through the above technological breakthroughs, the Hefei Huaqing High-Tech high-temperature and corrosion-resistant surface treatment solution for ultra-low profile copper foil can simultaneously achieve: no visible oxidation discoloration after 200 °C/1 h thermal exposure, effective suppression of high-temperature oxidative migration of the copper substrate by the inorganic-organic hybrid oxygen barrier layer, ambient peel strength meeting the ≥0.8 N/mm requirement with ≥70% retention after high-temperature lamination, the industry target of Df ≤0.0005@10 GHz, and no significant degradation of interfacial bonding strength after multiple thermal cycles — fundamentally resolving the triple predicament of ultra-low profile copper foil where "corrosion resistance sacrifices heat resistance, heat resistance sacrifices bonding, and bonding sacrifices loss control".

6. Typical Application Scenarios

(1) AI server and high-speed switch motherboards: board layer counts have reached 30-40, with signal rates entering 112G/224G PAM4 channels, imposing simultaneous requirements on insertion loss and interlayer reliability. Ultra-low profile copper foil with high-temperature and corrosion-resistant surface treatment maintains a stable chemical bonding interface at low roughness, supporting multi-layer lamination and subsequent wave-solder reliability, matching the high-frequency low-loss requirements of HVLP4/HVLP5 grade copper foil.

(2) Millimeter-wave communication and phased array radar substrates: the millimeter-wave band is far more sensitive to surface roughness and dielectric loss than conventional frequencies, while radar antenna arrays demand long-term service over wide temperature ranges. The high-temperature and corrosion-resistant treatment layer maintains interfacial bonding and oxidation resistance under low roughness, supporting multi-layer lamination and long-term reliability verification of high-frequency resin systems such as PTFE and LCP.

(3) 800G/1.6T optical modules and high-speed network equipment: the confined internal space and dense thermal dissipation of optical modules subject their PCBs to repeated reflow soldering and whole-unit vibration. The treatment layer does not debond or delaminate under 288 °C solder dipping and repeated thermal shock, guaranteeing solder joint reliability and signal transmission stability, meeting the elevated material requirements brought by the upgrade of optical modules to 1.6T.

(4) Chip packaging substrates and advanced packaging carriers: high-end packaging base materials such as ABF carriers and FC-BGA are trending toward ultra-thin copper, demanding very high line width fineness and interfacial bonding uniformity. The treatment layer provides a uniform and continuous chemical bonding interface at low roughness, combined with pinhole and wrinkling control capability for ultra-thin foil, supporting fine-line fabrication at L/S ≤10 μm and repeated reflow reliability.

7. Conclusion

Although ultra-low profile copper foil surface treatment consists of only a few process steps at the back end of foil manufacturing, it directly determines the upper limit of signal loss and the lower limit of interlayer reliability for high-end copper clad laminates. As ultra-low profile copper foil advances toward the HVLP4/HVLP5 generations, lamination temperatures move above 230 °C, and AI server demand for high-frequency low-loss materials continues to expand, the technical weight of this link is rising rapidly. Conventional chromate passivation is constrained by Cr(VI) environmental compliance, inorganic-organic hybrid systems by the sublimation failure of organic azole components at 200 °C, and silane systems by the 25-40 nm film thickness ceiling of pure silane — no single technical route can support the comprehensive requirements of ultra-low profile copper foil under high-frequency high-speed conditions. Through systematic integration of nano-composite oxygen barrier layer construction, inorganic-organic hybrid heat-resistant film formation, heteroatom-coordinated functional silane selection and matching, and a two-stage curing system, Hefei Huaqing High-Tech has developed a technical solution featuring dual "physical + chemical" anchoring, an inorganic framework bearing the heat-resistant main responsibility, and a low-polarity system guaranteeing dielectric performance, providing a feasible engineering path for the domestic production of ultra-low profile copper foil surface treatment and the self-sufficiency of high-frequency high-speed copper clad laminate materials.
